Foreword

Drafting.

This document is Part 3 of GB/T 43536 "Three-Dimensional Integrated Circuits". GB/T 43536 has already published the following parts.

---Part 1: Terms and Definitions;

---Part 2: Calibration Requirements for Micro-pitch Stacked Chips;

---Part 3: Through-Silicon Vias Model and Testing Methods.

This document is equivalent to IEC 63011-3:2018 "Integrated circuits - Three-dimensional integrated circuits - Part 3: Through silicon via modeling and testing".

Introduction

GB/T 43536 "Three-dimensional integrated circuits" is proposed to consist of three parts.

---Part 1: Terms and Definitions. The purpose is to standardize and guide the production, manufacturing, and application of multilayer chips using through-silicon via (TSV) technology.

---Part 2: Calibration Requirements for Micro-Pitch Stacked Chips. The purpose is to provide calibration requirements for stacked chips using through-silicon via (TSV) technology during manufacturing.

The vertical stacking calibration process provides an operable and verifiable procedure.

---Part 3: Through-Silicon Vias (TSV) Model and Testing Methods. The aim is to provide a reliable method for assessing the quality of chips using TSVs in multilayer packaging.

Standardization requirements.
